I know GFET and HFET are load switches, which means they should be relatively slow. What is the maximum frequency they can support?

Hi Pirate, GFET and HFET timings depend on lots of parameters e.g. supply volage and temperature. You can expect up to 500Hz (approximately) at 5V.
